Boron phosphide (BP ) is synthesized consisting of the two elements boron and phosphorus, and in 1891 a III -V compound semiconductors in zinc blende structure.
Production and representation
Boron phosphide can kbar and 1200 ° C can be synthesized from the elements, at pressures and temperatures above 20. Crystals of boron phosphide can still be synthesized using mixtures of boron, phosphorus, and boron oxide, boron, and boron phosphate, and boron and phosphorus pentoxide.
Properties
The semiconductor material has a band gap of 2.1 eV at 300K. High-purity boron phosphide is optically transparent. n- doped boron phosphide has an orange-red color, P -doped boron phosphide is dark brown.
Use
Boron phosphide is used, inter alia, as a material in particular light emitting diodes ( LEDs).
